Vishay Intertechnology, Inc. has launched five new 1200 V MOSFET power modules designed to enhance power efficiency for medium to high frequency applications in automotive, energy, industrial, and telecom systems. These modules feature the latest generation silicon carbide (SiC) MOSFETs in the industry-standard SOT-227 package. Each power module combines a SiC MOSFET with a soft body diode to reduce switching losses and increase efficiency in various applications such as solar inverters, electric vehicle chargers, and telecom power supplies. The compact SOT-227 package allows for easy integration into existing designs without changing PCB layouts. These power modules offer continuous drain currents ranging from 50 A to 200 A and low on-resistance down to 12.1 mΩ. Samples and production quantities are now available with lead times of 13 weeks.
